摘要:
在长波近似条件下,计算分析磷化铝镓铟多元混晶中光学声子的能量和振动强度对混晶的化学组分关系.结果表明,AlxIn1-xP 和AlxGa1-xP三元混晶中光学声子模有2支,GaxLn1-xP有1支;AlxGayIn1-x-yP四元混晶中光学声子的模式有3支,但其中频率最低的一支声子的振动强度远低于其他2支.当铝原子的组分在0~0.1间变化时,AlxIn1-xP 、AlxGa1-xP和AlxGayIn1-x-yP中的光学声子的能量会出现急剧变化
Abstract:
The composition dependence of energies and oscillator strengths of optical phonons in AlGalnP multinary mixed crystals was calculated and analyzed in the whole composition range by using the long-wavelength approximation.It is found that the optical phonons in AlxIn1-xP and AlxGa1-xP ternary mixed crystals are two—mode type,but one—mode type in GaxIn1-xP.Optical phonons in AlxGayIn1-x-yP, quaternary mixed crystals will have three modes.The oscillator strength of the mode whose energy is the smallest among the three modes is much smaller than the other two modes.When the concentration of Al varies from 0 to 0.1,the optical phonon energies of AlxIn1-xP, AlxGa1-xP and AlxGayIn1-x-yP will change rapidly.
